A suitable band gap together with high carrier mobility are very important for modern electronic device. Phosphide has being an ideal candidate since black phosphor was successfully fabricated in experiment. Here, we had successfully predicted a new class of MX2 (M = Ca, Sr, X = P, As) monolayers that had ideal band gaps as well as high carrier mobility comparable with black phosphor.
